Wolfspeed has unveiled its Gen‑5 silicon‑carbide (SiC) MOSFET technology for automotive and industrial applications in 1200 V and 750 V variants, with RDS(on) values of 3.4 mΩ·cm² (1200 V) and 2.0 mΩ·cm² (750 V) at 175 °C and up to 27% higher efficiency versus current 1200‑V competitor solutions on 5×5 mm. The devices are rated for continuous operation up to 200 °C, are manufactured in the 200‑mm fab in Mohawk Valley, and—according to the company—do not require new equipment for volume production; samples are available for selected customers.
